简介:SiGe(硅锗合金)BiCMOS工艺集成技术,是在制造电路结构中的双极晶体管时,在硅基区材料中加入一定含量的锗,形成应变硅异质结构晶体管,以改善双极晶体管特性的一种硅基工艺集成技术。对硅锗合金BiCMOS工艺的核心器件——锗硅异质结双极晶体管SiGeHBT的关键工艺模块,包括收集区、基区、发射区和深槽隔离的器件结构与制作工艺进行了研究与探讨。对常用的3种SiGeBiCMOS工艺集成技术BBGate工艺、BAGate工艺和BDGate工艺,进行了工艺集成技术难点与关键工艺方面的研究,并比较了各种工艺流程的优缺点及其适用范围。
简介:TomoreindepthunderstandthedopingeffectsofoxygenonSiGealloys,boththemicro-structureandpropertiesofO-dopedSiGe(including:bulk,(001)surface,and(110)surface)arecalculatedbyDFT+Umethodinthepresentwork.Thecalculatedresultsareasfollows.(i)The(110)surfaceisthemainexposingsurfaceofSiGe,inwhichOimpuritypreferstooccupythesurfacevacancysites.(ii)ForOinterstitialdopingonSiGe(110)surface,theexistencesofenergystatescausedbyOdopinginthebandgapnotonlyenhancetheinfraredlightabsorption,butalsoimprovethebehaviorsofphoto-generatedcarriers.(iii)ThefindingaboutdecreasedsurfaceworkfunctionofO-dopedSiGe(110)surfacecanconfirmpreviousexperimentalobservations.(iv)Inallcases,Odoingmainlyinducestheelectronicstructuresnearthebandgaptovary,butisnotdirectlyinvolvedinthesevariations.Therefore,thesefindingsinthepresentworknotonlycanprovidefurtherexplanationandanalysisforthecorrespondingunderlyingmechanismforsomeoftheexperimentalfindingsreportedintheliterature,butalsoconducetothedevelopmentofμc-SiGe-basedsolarcellsinthefuture.

简介:摘要目的分析本地常见变应原分布特征,为合理防治变应性鼻炎提供依据。方法利用间接酶联免疫冷光分析技术,对2018年7月至2019年9月间在武汉大学人民医院进行变应原特异性免疫球蛋白E(sIgE)筛查的1 190例变应性鼻炎患者进行血清学检测,其中,男性708例,女性482例。按年龄将受试患者分为0~6岁、7~17岁、18~50岁、51~80岁组。采用SPSS 23.0分析受试者年龄、性别以及季节等因素对变应原分布特征的影响。结果最常见的变应原是粉尘螨阳性率为86.89%(1 034/1 190)。受试者中变应原组合数量以2种最为常见(46.47%,553/1 190)。男性和女性人群最常见的变应原均为粉尘螨(男性86.86%,615/708;女性86.93%,419/482)。但男性猫毛、德国蟑螂、牛奶检测的阳性率高于女性(P<0.05)。尘螨类变应原均在7~17岁组中阳性率最高,花粉类变应原在18~50岁组及51~80岁组中阳性率高于其他年龄组, 差异有统计学意义(P<0.05)。春季尘螨类变应原阳性率要高于夏季,猫毛阳性率在秋季最低,牧草阳性率在春季最高,而豚草阳性率在秋季最高。鸡蛋白、牛奶、蟹阳性率也存在季节差异,差异有统计学意义(P<0.05)。结论武汉地区变应性鼻炎患者最常见变应原为粉尘螨,且尘螨类变应原在不同年龄组及不同季节均存在明显差异。花粉类及食物类变应原阳性率存在季节差异,提示吸入性及食物性变应原对武汉地区变应性鼻炎患者诊疗及预防过敏具有重要价值。

简介:Anultrahighvacuumchemicalvapordeposition(UHV/CVD)systemisintroduced.SiGealloysandSiGe/Simultiplequantumwells(MQWs)havebeengrownbycold-wallUHV/CVDusingdisilane(Si2H6)andgermane(GeH4)asthereactantgasesonSi(100)substrates.ThegrowthrateandGecontentsinSiGealloysarestudiedatdifferenttemperatureanddifferentgasflow.ThegrowthrateofSiGealloyisdecreasedwiththeincreaseofGeH4flowathightemperature.X-raydiffractionmeasurementshowsthatSiGe/SiMQWshavegoodcrystallinity,sharpinterfaceanduniformity.Nodislocationisfoundintheobservationoftransmissionelectronmicroscopy(TEM)ofSiGe/SiMQWs.TheaveragedeviationofthethicknessandthefractionofGeinsingleSiGealloysampleare3.31%and2.01%,respectively.
简介:摘要目的通过对皮肤过敏性疾病患者特异性IgE(sIgE)及总IgE的检测,了解赣榆地区变应原与皮肤过敏疾病的关系,为临床预防和治疗提供依据方法采用德国Mediwiss公司免疫印迹过敏原定量检测系统,对我县皮防所门诊部102例皮肤过敏患者进行总IgE及sIgE的检测结果102例患者中总IgE阳性率82.35%,sIgE阳性率63.73%。吸入组以户尘粉尘螨阳性率最高(36.92%),食入组阳性率最高的是鱼虾蟹(21.54%),且患者对两种或两种以上过敏原过敏占比48.04%远高于单纯对一种过敏原过敏(15.69%)结论免疫印迹技术检测IgE及sIgE的结果,可以辅助临床预防、诊断和治疗皮肤过敏性疾病
